Pulsed laser processing and laser-induced conductivity of thin film germanium

Abstract

Crystallization of thin film germanium with stibium dopant was realized by nanopulsed ruby laser irradiation (λ = 0,69 μm, 75 ns FWHM) at the laser energy density from 0,25 to 1,1 J/cm2. Laser-induced conductivity (LiC) of the a-Ge:Sb film formed on sapphire substrate by Xe+ ion-beam sputtering of a composite target and polycrystalline n+-Ge:Sb layers formed by the laser processing of the a-Ge:Sb film were investigated. The dependences of LiC response on the energy density of excitation radiation and on the energy regimes of the laser treatments were determined. The LiC effect is predominantly caused by the thermal effect of laser radiation.
